Abstract: Cold plate is either an aluminium or copper plate containing internal tubing through which a liquid coolant is circulated, to absorb heat transferred to the plate by microelectronic chips mounted on it. Cold plate is also known as liquid-cooled dissipator. The internal tubing design (length, diameter and other contours) in the cold plate should be such that the coolant under given flow rate transfers maximum heat from the chips: the volumetric flow rate should be monitored as it influences the heat transfer rate.
