Abstract: The purpose of this project is to characterize the time-dependent behaviors of epoxy molding compounds and study the effects of temperature and moisture on their behavior. A uniaxial creep test has been performed. The study of this project is divided into two parts. First, the materials behaviors are nearly linear over small range of load.
